基于IGBT串联运行的动态均压研究

绝缘栅双极晶体管IGBT(Insulated Gate Bipolar Transistor)串联运行易于实现IGBT的扩容,但同时也带来了不均压的问题。设计了以L,R为感性负载的实验电路,采用仿真软件PSpiee仿真分析出IGBT串联运行时动态不均压原因是吸收电路参数不一致、门极驱动信号延时不同、门极驱动电路参数不一致引起的。并提出了IGBT串联运行动态均压措施(选同型号IGBT、吸收电路参数与结构一致、门极驱动信号同步、门极电路参数一致)。

Abstract:
IGBTs( Insulated Gate Bipolar Transistors) operating in serial, which expand voltage capacity, brings the problem of voltage unbalancing. An experimental circuit with L and R as inductive loads is designed and simulated with PSpice. The reasons of dynamic voltage unbalancing of serial IGBTs are concluded : the differences in the absorption circuit parameters, the time-delays of gate driving signal and the gate driving circuit parameters. Some countermeasures are put forward: select the same type of IGBT, construct the absorption circuit with same structure and parameters, synchronize the gate driving signals, construct the gate circuit with same parameters, and so on.
